Strongly Nonlinear Superconducting Silicon Resonators

Superconducting boron-doped silicon is a promising material for integrated quantum devices. In particular, its low electronic density and moderate disorder make it suitable candidate the fabrication of large inductances with losses at microwave frequencies. We study experimentally electrodynamics superconducting thin layers using coplanar waveguide resonators, focusing on kinetic inductance, internal losses, variation these quantities resonator readout power. report observation in doped semiconductor resonances quality factors few thousand. As expected BCS framework, presents sheet inductance 50--500-pH range, comparable to that strongly disordered superconductors. The temperature dependence well described by Mattis-Bardeen theory. However, we find an unexpectedly strong nonlinearity complex surface impedance cannot be satisfactorily explained either depairing or quasiparticle heating.
